NTT announced on April 11, 2016 that the company successfully produced a new type of semiconductor hybrid element that combines a mechanical vibrator with a quantum dot, and successfully detected the fine motion of the vibrator based on the resistance value of the quantum dot. This technology is expected to limit the sensitivity and functionality of molecular sensors and magnetic sensors that can be integrated into semiconductor chips.

The mechanical vibrator produced this time is a small leaf spring with a length of 50 μm, a width of 6 μm, and a thickness of 1 μm. Due to its extremely light weight, the mechanical vibrator generates disorder vibration (thermal vibration) under the action of thermal energy. By embedding quantum dots in a mechanical vibrator, thermal vibrations at a very low temperature of 100 mK have been successfully detected. The minimum detected displacement at this time is 63fm/Hz0.5, which is less than 1/1000 of the hydrogen atom diameter.

In addition, it was also found that the resonance characteristics of the vibrator greatly change with the state of the electrons enclosed in the quantum dot, and the effect of the increase (decrease) or attenuation of vibration (Q value) under the action of the current is observed. It is the world's first case that the Q value is improved by the action of the quantum dots, which is equivalent to confirming the mechanical vibration amplification effect under the action of the current.

The sensitivity of the vibration detection obtained this time is approximately 70 times the quantum limit, because the detection sensitivity depends on the noise of the external amplifier that measures the output power of the element. In the future, NTT will continue to advance research and development to improve this feature and optimize the structure of components. The goal is to establish ultra-high sensitivity measurement technology that spans the quantum limits. In addition, the application of the current-applied phononic laser and single phonon generator will also be realized by improving the effect of vibration amplification under the action of quantum dots.
